CHAPTER I describes trendsetting research topics in the fields of micro- and nanotechnologies, such as photovoltaics or intelligent materials, that are explored at the IMN MacroNano. Implemented projects cover the spectrum from interdisciplinary basic research to industrial applications. CHAPTER II provides a summary of the available infrastructure for micro- and nanotechnological research and development in cleanrooms, as well as in labs in the vicinity. 2

5 Preface Microsystems technology - the integration of technologies and functions Whereas the 20th century at least up to the 1980s - was characterised by an emphasis on faster, higher, farther and bigger, the beginning of the 21st century has been marked by a focus on smarter, i.e. smaller, lighter, more intelligent and more efficient. The IMN MacroNano of the Ilmenau University of Technology provides an excellent foundation for scientific collaboration. 39 areas of expertise and junior research groups apply their knowhow in interdisciplinary research, with the main applications in life science, energy efficiency and photonics. We offer a wide range of technological services in the major fields of microsystems- and nanotechnologies, as well as a combination of the two in micro-nano integration. This Compendium of Expertise provides a comprehensive overview of our work at the IMN MacroNano. An institute of this scale offers outstanding opportunities for co-operation to developers who are looking for solutions to specific problems. 6 Vorwort Mikrosystemtechnik ist die Integration von Technologien und Funktionen War das 20. Jahrhundert zumindest bis in die 80er Jahre geprägt von schneller höher weiter größer, ist der Beginn des 21. Jahrhunderts geprägt von kleiner leichter intelligenter effizienter. Das IMN MacroNano der Technischen Universität Ilmenau bietet eine exzellente Ausgangsbasis für wissenschaftliche Kooperationen. 39 Fachgebiete und Nachwuchsgruppen bringen ihre Kompetenzen in die interdisziplinäre Forschung mit den Applikationsschwerpunkten Life Science, Energie-Effizienz und Photonik ein. Zur Verfügung steht dazu ein breites technologisches Angebot aus den Querschnittstechnologien Mikrosystemtechnik und Nanotechnologie sowie in zunehmendem Maße auch die Zusammenführung beider in der Mikro-Nano-Integration. Der vorliegende Kompetenzatlas vermittelt Ihnen einen umfassenden Überblick über Themen und Aufgabenstellungen, die im IMN MacroNano bearbeitet werden. 7 Foto: ari Ilmenau University of Technology - The SPIRIT of Science The Ilmenau University of Technology (TU Ilmenau) is the foremost place for technical education on the University level in the Free State of Thuringia. Engineering, natural sciences, economics and media studies are the main topics of education here. The university offers 17 undergraduate and 22 master s degree-granting programmes to more than 6,200 students. Education in Ilmenau is known for its interdisciplinarity, practice-oriented research seminars and early integration of students into current research projects. The TU Ilmenau is committed to both basic and applied research, as well as transfer of knowledge to industry. As a result, the university functions in an interdisciplinary manner that crosses the boundaries of its various faculties. The relevant know-how of individual faculties can thus be combined to form competitive research clusters; in this area, the university is top-ranked both nationally and internationally. 6

8 Technische Universität Ilmenau - The SPIRIT of Science Die TU Ilmenau ist die Technische Universität des Freistaates Thüringen. Technik, Naturwissenschaften, Wirtschaft und Medien sind die Säulen der Ausbildung. Die Universität bietet den mehr als Studierenden 17 Bachelor- und 22 Masterstudiengänge. Charakteristisch für die Ilmenauer Ausbildung sind Interdisziplinarität, ein enger Praxisbezug durch studienbegleitende Forschungsseminare und die frühe Einbeziehung der Studierenden in aktuelle Forschungsprojekte. Die TU Ilmenau pflegt gleichermaßen Grundlagenforschung und angewandte Forschung sowie den Wissenstransfer in die Wirtschaft. Dabei agiert sie interdisziplinär und fakultätsübergreifend. Die jeweiligen Kompetenzen der einzelnen Fakultäten werden gebündelt zu wettbewerbsfähigen Forschungsclustern; dabei belegt die Universität national und international Spitzenplätze. 7

9 Foto: Trepesch ZMN - the Technological Base of the IMN MacroNano The Center for Micro- and Nanotechnologies (ZMN), primarily located in the Feynman Building at the TU Ilmenau, forms the technological platform for the scientists at the IMN MacroNano - from basic to applied research. As an operating unit of the TU Ilmenau, the ZMN has available about 1,300 m² laboratory space, including 680 m² in clean rooms of different classes (about 380 m² of class 10,000, 300 m² of class 1,000 and, in the lithography area, class 100). In addition, the ZMN has special labs for work with biological samples (safety level S1) or the installation of high-precision measuring equipment that makes possible accuracies in the nanometer range. The necessary peripheral equipment and infrastructure of a top-grade lab building - from central gas and ultraclean water supply to professional disposal and recycling of reaction products and contaminated media - complete the spectrum of services offered by the ZMN. At the ZMN, we find multi-purpose technologies for coating, structuring and surface treatment of silicon, group III based semiconductors, metals, oxides, nitrides, glasses, ceramics for hybrid technologies and conductive polymers for solar cells and transistors. In addition to its use by the IMN MacroNano, we offer the ZMN s infrastructure to interested companies. Available processes may be requested at any time and are offered by the ZMN after exact specification of the service. We also offer research on demand. This includes ongoing customer-driven developments considered services. In both cases, the ZMN tailors its offers to current market conditions. 8

10 ZMN - die technologische Basis des IMN MacroNano Das Zentrum für Mikro- und Nanotechnologien (ZMN), überwiegend im Feynmanbau der TU Ilmenau beheimatet, bildet die technologische Plattform für die Wissenschaftler des IMN MacroNano von der grundlagenorientierten bis zur angewandten Forschung. Das ZMN verfügt als Betriebseinheit der TU Ilmenau über ca m² Laborflächen, davon 680 m² in Reinräumen unterschiedlicher Klassen (ca. 380 m² Klasse , 300 m² Klasse und im Lithographie-Bereich Klasse 100). Hinzu kommen Speziallabore, z.b. für die Arbeit mit biologischen Proben (Sicherheitsstufe S1) oder für hochpräzise Messtechnik, die Genauigkeiten im Nanometer-Bereich gestattet. Die notwendige Peripherie und Infrastruktur des hoch installierten Laborgebäudes - von der zentralen Gas- und Reinstwasser-Versorgung bis hin zur fachgerechten Entsorgung von schadstoffbelasteten Medien - runden das Leistungsspektrum des ZMN ab. Im ZMN finden sich Basistechnologien zur Beschichtung, Strukturierung und Oberflächenbearbeitung von Silicium, Gruppe III-basierten Halbleitern, Metallen, Oxiden, Nitriden, Gläsern, Keramiken für Hybridtechniken und von leitfähigen Polymeren für Solarzellen und druckbare Elektronik. Diese Technologien können im Rahmen von Dienstleistungen auch von Dritten genutzt werden. Verfügbare Prozesse können jederzeit angefragt und nach genauer Spezifikation der Dienstleistung vom ZMN angeboten werden. Auch Forschungsdienstleistungen sind möglich. Sie umfassen weitergehende spezifische Entwicklungen für den Kunden als reine Dienstleistungen. In beiden Fällen erstellt das ZMN Angebote zu marktüblichen Konditionen. 9

11 Foto: ari IMN MacroNano - Partner in Research and Development The Institute of Micro- and Nanotechnologies MacroNano (IMN MacroNano ) is a scientific institute situated at the TU Ilmenau that functions across the boundaries of individual faculties. The institute s focus is on bundling and co-ordinating interdisciplinary basic and applied research in the field of micro- and nanotechnologies. The research projects are based on micro- and nanotechnologies, which are connected to one another through micro-nano integration. The system solutions thus generated are primarily directed at subjects such as life science, energy efficiency and photonics. The interdisciplinary orientation of the institute, from material sciences via system integration up to analytics, allows for an entirely new approach to projects. The projects explored and described here represent the broad range of the great potential of the IMN MacroNano in the field of Microsystems technology. With regard to the future scientific development of the institute in this field, we have identified high-priority areas of research. Due to their relevance and the richness of our expertise, these areas can be assumed to have particularly great potential for innovation in the future. 10

12 IMN MacroNano - Partner in Forschung und Entwicklung Das Institut für Mikro- und Nanotechnologien MacroNano (IMN MacroNano ) ist ein fakultätsübergreifendes wissenschaftliches Institut der Technischen Universität Ilmenau. Ziel des Instituts ist es, die interdisziplinäre Grundlagenforschung bis zur angewandten Forschung auf dem Gebiet der Mikro- und Nanotechnologien zu bündeln und zu koordinieren. Basis der Forschungsprojekte sind die Mikro- und Nanotechnologien, die über die Mikro-Nano- Integration auch inhaltlich verknüpft werden. Die so entstehenden Systemlösungen zielen vorrangig auf die Themenfelder Life Science, Energie-Effizienz und Photonik. Besonders die interdisziplinäre Ausrichtung des Instituts von den Materialwissenschaften über die Systemintegration bis zur Analytik erlaubt hier völlig neue Ansätze für Projekte. Die aufgeführten Projektbeispiele geben einen guten Überblick über das große Potential des IMN MacroNano im Bereich der Mikrosystemtechnik. Für die künftige wissenschaftliche Entwicklung des Instituts in diesem Bereich wurden Forschungsfelder identifiziert, denen wegen ihrer Aktualität und der umfassenden Expertise der Fachgebiete ein besonders hohes Zukunftspotenzial zugeschrieben werden kann. 11

From the perspective of Time to Market, the rapid implementation of research results and access to innovative technologies, development- and production capacities is especially crucial for smalland medium-sized companies. The MNST broker is the direct contact providing quick and competent connections for firms and research partners that are looking for/ offer approaches to solutions in terms of product enhancements and increased functionality in micro- and nanosystems technology. The MNST broker creates and evaluates competency profiles of partners dealing with microand nanotechnologies, as well as system integration, creating an interactive technological platform for know-how transfer. The MNST broker supports the establishment of a competency network in the field of microand nanosystems technology. The MNST broker organises innovation forums, workshops and tradeshow participation. 19 1 Micro- and Nanosystem Integration Advanced systems may be composed of a large number of individual components that have been designed and customised according to a given subject. The purpose of system integration is to bring together individual components to shape a complete intelligent system with optimal overall performance achieved through technologies, procedures and routines from micro- and nanosystems technology. Here, disciplines including assembly and packaging technologies, metrology and test engineering, reliability considerations, simulation and design are involved. Since the dimensions of these individual components are in the range of micro- or nanometers, one of the most essential targets is to make these small components usable in the everyday macro world. 20 1 Mikro- und Nanosystemintegration Moderne Systeme können aus einer großen Anzahl einzelner Komponenten bestehen, die für ihre jeweilige Aufgabe konzipiert und optimiert wurden. Aufgabe der Systemintegration ist es, mit Hilfe von Technologien, Verfahren und Routinen aus der Mikro- und Nano-Systemtechnik die Verschmelzung einzelner Komponenten zu einem intelligenten Gesamtsystem mit bestmöglicher Gesamtperformance zu erreichen. Hierzu dienen Aufbau- und Verbindungstechnik, Mess- und Prüftechniken, Zuverlässigkeitsbetrachtungen sowie Simulation und Designfragen. 21 2 Micro-OptoElectroMechanic Systems (MOEMS) Depending on its purpose, a microsystem may consist of a wide variety of different components. When, for example, electronic and mechanical functional units with sizes in the micrometer region are connected, the simplified term MEMS has been in use for some time. If optical components also play a significant part in the system s overall function, then the term MOEMS, which is an abbreviation for MicroOptoElectroMechanical systems, is used. The individual components here are, for example, sensors, actuators, microfluidic elements or controlling and evaluation electronics; in the case of MOEMS, these components may also include mirror arrays, laser emitters, and lens or filter units. The IMN MacroNano has implemented technologies to manufacture and structure silicon and packaging semiconductors, such as electron beam and photolithography, comprehensive opportunities for material processing, assembly and packaging technologies, as well as to manufacture optical components, and advanced techniques to produce sculptured surfaces and planar lenses. 22 2 Mikro-opto-elektromechanische Systeme (MOEMS) Ein Mikrosystem kann entsprechend seiner Aufgaben aus den unterschiedlichsten Komponenten bestehen. Kommen z.b. elektronische und mechanische Funktionseinheiten mit Abmessungen im Mikrometerbereich zusammen, spricht man seit längerem vereinfachend von MEMS. Spielen in der Gesamtfunktion des Systems auch noch optische Komponenten eine entscheidende Rolle, wird dies zunehmend durch die Verwendung des Begriffs MOEMS betont, als Abkürzung für Mikro-opto-elektromechanische Systeme. Die einzelnen Komponenten sind hier z.b. Sensoren, Aktoren, mikrofluidische Elemente oder Steuerungs- und Auswerte-Elektroniken, die im Falle der MOEMS ergänzt werden um beispielsweise bewegliche Spiegelarrays, Laseremitter, Linsen- oder Filtereinheiten. Das IMN MacroNano verfügt über Technologien zur Bearbeitung und Strukturierung von Silizium und Verbindungshalbleitern wie Elektronenstrahl- und Photolithographie, über weitgehende Möglichkeiten der Materialbearbeitung, der Aufbau- und Verbindungstechnik sowie für die Herstellung optischer Komponenten über moderne Verfahren zur Erzeugung von Freiformflächen und planaren Optiken. 23 3 Fluidic Systems and Biomicrosystems Technology Microfluidic systems make it possible to direct, unite or separate flows of the tiniest particles, such as biological cells, in a targeted manner. Such chip-size chemical factories are regarded as an important area of application: At the IMN MacroNano, it is possible to flexibly generate a chemical process chain with integrated actuators and sensors in a minimal space, using integrated microfluidic components made of different materials, such as glass, semiconductors, plastics or ceramics, and a modularised structure. In chemical and biotechnological industries, such micro-technological components are being used more and more, since they allow for simultaneous tests with minimal substance quantities in minimal reaction spaces, meaning that we may work with an optimal utilisation of expensive raw materials, with short, predefined retention times and with improved temperature inspection. Development of bio-microsystems at the IMN MacroNano is focused on integrating different applications in biosensor technology and evaluation electronics on a joint technology platform. This makes it possible to provide more expressive and low-cost in-vitro cell culture systems, which may be used in pharmacology, toxicology, regenerative medicine or in the life-science market. 24 3 Fluidische Systeme und Bio-Mikrosystemtechnik Mikrofluidische Systeme gestatten es, Ströme kleinster Partikel, etwa biologischer Zellen, gezielt zu lenken, zu vereinen oder wieder zu trennen. Ein wichtiges Anwendungsgebiet ist die Chemiefabrik im Chipformat : Am IMN MacroNano kann durch integrierte mikrofluidische Komponenten aus unterschiedlichsten Materialien wie Glas, Halbleiter, Kunststoffen oder Keramiken und durch deren modularisierten Aufbau mit integrierten Sensoren und Aktoren eine chemische Reaktionskette flexibel auf kleinstem Raum realisiert werden. In der chemischen und biotechnologischen Industrie werden zunehmend derartige mikroverfahrenstechnische Komponenten eingesetzt, da sie parallelisierte Tests mit kleinsten Stoffmengen in kleinsten Reaktionsräumen gestatten, so dass bei bester Ausnutzung teurer Rohstoffe mit kurzen, definierten Verweilzeiten und verbesserter Temperaturkontrolle gearbeitet werden kann. Ziel bei der Entwicklung von Bio-Mikrosystemen am IMN MacroNano ist es, verschiedene Anwendungen in Biosensorik und Auswerteelektronik auf einer gemeinsamen Technologieplattform zu integrieren. 25 4 Intelligent Materials and Surface Modification All materials change their physical properties in some way if environmental parameters like pressure, temperature or ph-value change. In the case of so-called intelligent materials, we try to deliberately affect or influence these changes in order to functionalise them for a defined purpose. In this way, intelligent materials are capable of adapting to special environmental parameters or ranges of application without additional sensors or control systems, in other words, autonomously. The material classes dealt with at the IMN MacroNano are: piezo- and pyroelectrical compound semiconductors, conductive polymers, carbon-nanomaterials, sol-gels and others. Metallizations, contacts and contact systems also become more important in this field of micro- and nanotechnology. A special kind of functionalisation of materials consists of a targeted modification of their surface, for example by structuring on a microscopic or nanometer scale. This includes both metal-ceramic nanocomposite layers and nanoscale compounds and nano-laminar structures (so-called MAX phases) and the popular examples sharkskin and lotus effect. 26 4 Intelligente Werkstoffe und Oberflächenmodifikation Alle Materialien ändern in irgendeiner Weise ihre physikalischen Eigenschaften, wenn sich Umgebungsparameter wie Druck, Temperatur oder ph-wert ändern. Bei den sogenannten Intelligenten Werkstoffen wird nun versucht, solche Veränderungen zielgerichtet herbeizuführen oder zu beeinflussen, um sie so für einen festgelegten Anwendungszweck zu funktionalisieren. Dadurch sind intelligente Werkstoffe in der Lage, sich ohne zusätzliche Sensorik oder Regeltechnik gewissermaßen von alleine an besondere Umgebungsparameter oder Einsatzfelder anzupassen. Von den am IMN MacroNano bearbeiteten Materialklassen sind hier zu nennen: piezo- und pyroelektrische Verbindungshalbleiter, leitfähige Polymere, Kohlenstoff-Nanomaterialien, Sol-Gele und andere. Metallisierungen, Kontakte und Kontaktsysteme spielen in diesem Bereich der Mikro- und Nanotechnik ebenfalls eine immer wichtigere Rolle. Eine besondere Art der Funktionalisierung von Werkstoffen besteht in der gezielten Modifikation ihrer Oberfläche z.b. durch Strukturierung auf mikroskopischer oder Nanometer Skala. 27 5 Nanometrology and Nanopositioning Technology The control of objects and structures that are becoming smaller and smaller - be they semiconductors, precision optics or biological samples -, is regarded as an extraordinary technological challenge whose demands must be fulfilled by nanometrology and nanopositioning technology. This discipline is aimed at positioning to the very last nanometer, analysis, modification and manipulation of surfaces. The problems to be solved range from new forward-looking metrological approaches to efficient measuring equipment to new and optimised material combinations, as well as effective data processing and operator concepts. For these purposes, it is necessary to continuously and efficiently correct systemic and environmental disturbances, based on detailed modelling. But at the IMN MacroNano, we are also pushing ahead development towards compact parallel imaging by means of intelligent cantilever scanning probe systems with integrated actuators.
