3 Abstract In this thesis, the spin dynamics in two-dimensional electron and hole gases confined in artificially grown III-V semiconductor quantum-wells is studied. Optical methods were used to measure the spin in a time-resolved fashion while transport experiments were carried out to characterize the physical properties of the doped quantum wells. The introduction of this thesis shows how spin polarization can be induced in semiconductors and how spins are manipulated and measured. A special focus is put on spin-orbit interaction. There are two main symmetry-breaking mechanisms that are responsible for the spin splitting in the structures under investigation. The Dresselhaus splitting is induced by the inversion asymmetry of the crystal, and the Rashba splitting is the consequence of the broken mirror symmetry of the quantum well by an electric field. The latter can be gate-controlled and offers a handle to manipulate the spin dynamics in quantum wells. On the other hand, the coupling of the spins to the orbital motion is responsible for the main dephasing mechanisms in semiconductors. In order to use the spin-orbit interaction to influence the spin dynamics, a clear understanding and measurement of the coupling in n-doped quantum wells is desired. The method introduced to study this coupling relies on the fact that the precession frequency of the spin depends on the drift velocity of the electron. This effect is then used to quantitatively measure the Dresselhaus coupling parameter γ for a series of samples. It is shown how the cubic term of the Dresselhaus coupling and strain effects influence the measurement. The presented method can separate between spin-orbit interaction mechanisms with different symmetry. The main dephasing mechanism in the structures under investigation is governed by the spinorbit interaction. This connection allows predicting the spin lifetime if the coupling parameters and the transport properties of a sample are known. In a next step, the gate tunability of the Rashba spin-obit interaction is studied. By applying an electric field along the quantization direction of the quantum well, its symmetry is changed. This mechanism can be used to control the strength of the Rashba spin-orbit interaction and even a sign change of the spin-splitting is observed in the experiment. This enables the gate control of the spin dynamics. A measurement of the dephasing anisotropy as a function of the direction of the external magnetic field confirms this interpretation. i

4 Finally, localized hole spins are studied. The localization of the holes is induced by mono-atomic fluctuations of the two-dimensional structure. This system is characterized using optical experiments. A long hole-spin coherence is found in narrow quantum wells. The interesting feature of this system is the spin-initialization mechanism. Using the mechanisms sensitivity on the magnetic field, the pump power and the wavelength, the resulting spin polarization of the holes is controlled. ii

5 Zusammenfassung Diese Doktorarbeit behandelt die Spindynamik in zwei-dimensionalen Loch- und Elektronengasen. Die studierten Strukturen bestehen aus künstlich gewachsenen III-V Halbleitern. Optische Methoden wurden benutzt um die Spins zeitaufgelöst zu messen, und Transportexperimente wurden durchgeführt um die Eigenschaften der Proben zu charakterisieren. Die Einleitung dieser Doktorarbeit zeigt, wie Spins in Halbleitern polarisiert, manipuliert und gemessen werden können. Ein Schwergewicht wird auf die Spinbahnkopplung gelegt. Hauptsächlich zwei Mechanismen brechen die Symmetrie in den untersuchten Proben und induzieren eine Aufspaltung der Spinzustände. Die Dresselhausaufspaltung ist eine Konsequenz der Kristallstruktur welche die Inversionssymmetrie bricht, und die Rashbaaufspaltung ist durch die gebrochene Spiegelsymmetrie des Quantentopfes induziert. Die letztere kann durch Gatter kontrolliert werden und dadurch für die Manipulation der Spins in Quantentöpfen gebraucht werden. Andererseits ist die Spinbahnkopplung verantwortlich für die wichtigsten Spindephrasierungsmechanismen in Halbleitern. Um die Spinbahnkopplung für die Kontrolle von Spins zu gebrauchen ist das Verständnis und die Messung der Effekte in elektronendotierten Quantentöpfen nötig. Die hier vorgestellte Messmethode erlaubt es, diese Kopplung zu studieren und beruht darauf, dass die gemessene Präzessionsfrequenz der Elektronenspins davon abhängt, wie schnell die Elektronen sich bewegen. Diese Methode wird angewandt, um den Dresselhauskopplungsparameter γ für eine Serie von Proben zu bestimmen. Es wird gezeigt, wie der kubische Term der Dresselhaus Spinbahnkopplung und Spannungen im Halbleiter in die Messung eingehen. Die vorgestellte Methode erlaubt, zwischen Spinbahnkopplungen mit verschiedenen Symmetrien zu unterscheiden, und die Kopplungsparameter quantitativ zu messen. Da die Spinbahnkopplung verantwortlich für die Dephrasierung ist, können Voraussagen über die Spinlebensdauer gemacht werden, falls die Kopplungsparameter und die Transporteigenschaften der Probe bekannt sind. Im nächsten Schritt wird untersucht, wie die Rashba Spinbahnkopplung mit einem Gatter beeinflusst werden kann. Wenn ein elektrisches Feld entlang der Quantisierungsachse des Quantentopfes angelegt wird, kann die Symmetrie geändert werden. Dadurch wird die Kontrolle und sogar ein Vorzeichenwechsel der Rashba Spinbahnkopplung möglich. Dieser Mechanismus kann für die Kontrolle von Spins mit iii

6 Gattern gebraucht werden. Eine Messung der Anisotropie der Spindephrasierung als Funktion der Richtung des externen Magnetfeldes untermauert diese Interpretation. Schliesslich werden Spins von lokalisierten Löchern untersucht. Die Lokalisierung der Löcher rührt von einatomigen Fluktuationen in den Barrieren der zweidimensionalen Struktur her. Das System wird mittels optischen Messungen charakterisiert. Lange Spinlebensdauern werden für schmale Quantentöpfe gefunden. Das Interessante an dem System ist der Mechanismus der Spininitialisierung. Dieser hängt stark vom magnetischen Feld, und der Leistung und Wellenlänge des Pumppulses ab. Es ist daher möglich, die resultierende Spinpolarisation in dem System zu kontrollieren. iv
