3 Another approach: The ferroelectric field effect transistor It s non-volatile, and it has a non-destructive read-out! The ultimate target is a Gigabit-size NV-NDRO-FRAM (which allows, e.g., the restart of a PC without booting) This target first of all requires the solution of several scientific material problems, e.g., nm-size ferroelectric mesoscopic structures - fatigue-free ferroelectric materials - epitaxial thin films of specific orientations - perfect ferroelectric/semiconductor interfaces.

4 Why mesoscopic structures 100 nm in lateral size? 10 Gbit/cm 2 = bit/cm 2 i.e memory elements/cm 2, or 10 5 /cm 10 5 memory elements 100 nm 1 cm 2 equivalent to a memory element pitch of fi 100 nm. THE fundamental question: Is a ferroelectric 100 x 100 x 100 nm in size still ferroelectric? Batra and Würfel, IBM San Jose (1972/73): No, not below 1 µm (!???).

8 Why fatigue-free ferroelectric materials? What is fatigue? E.g., PZT with Pt electrodes: H. N. Al-Shareef et al., J. Appl. Phys. 68, 690 (1996) Typical memory elements are switched times during lifetime. fi Fatigue has to be avoided in FRAMs, i.e. fatigue-free materials have to be found!

11 Why epitaxial films? - Gigabit memories require individual capacitors of less than 100 nm size on large-area substrates. - But 100 nm is also the order of the grain size in polycrystalline films!!!! (ii) (i) 100 nm - As a consequence, non-uniformity problems will occur, if polycrystalline films are used for mesoscopic structures. - Two ways out: (i) Extremely small grain sizes (??) (questionable because of size effects!) (ii) Epitaxial films. fi Epitaxial films are required but of course, on Si(100)!

Why are perfect ferroelectric/semiconductor interfaces an issue? - Ferroelectricity requires crystallinity. - Crystallization temperatures of oxides are high

16 Why are perfect ferroelectric/semiconductor interfaces an issue? - Ferroelectricity requires crystallinity. - Crystallization temperatures of oxides are high (e.g., 750 C), which leads to interdiffusion and reaction processes. - These processes result in high interface trap densities. Interface trap densities of conventionally grown PZT/Si interfaces are /cm 2 ev, which is by far too high. (Gate oxides have /cm 2 ev.) fi New methods are required to prepare more perfect interfaces.

19 Zusammenfassung 1. Wenn nichtflüchtige FRAMs mit Gbit-Kapazität in die Siliziumtechnologie integriert werden sollen, müssen etliche materialphysikalische Probleme gelöst werden. 2. Für vier solche Probleme haben wir Fortschritte erreicht: (i) Voll funktionsfähige, einzeln schaltbare ferroelektrische mesoskopische Strukturen mit lateralen Abmessungen 100 nm wurden mittels MOD und EBDW hergestellt. (ii) Ermüdungsarme SrBi 2 Ta 2 O 9 - und (Bi,La) 4 Ti 3 O 12 - Schichten sind auf Siliziumsubstraten mittels MOD bzw. PLD hergestellt und charakterisiert worden. (iii) (iv) Eine hohe Remanenz von 32 µc/cm 2 (= z.z. Rekordwert) ist mit einheitlich a-achsen-orientierten, ermüdungsarmen (Bi,La) 4 Ti 3 O 12 -Schichten auf Si(100) erzielt worden. Ferroelektrikum-Silizium-Grenzflächen mit deutlich reduzierter Trap-Dichte konnten mittels adhäsiven Waferbondens und Schichttransfers hergestellt werden. 3. Es ist anzunehmen, daß es keine prinzipiellen physikalischen Gründe gibt, die die erfolgreiche Integration von Gigabit- FRAMs in die Siliziumtechnologie behindern könnten.
